Photoresist is a key material used in the semiconductor manufacturing industry. It plays a crucial role in the photolithography process, which is used to create intricate patterns on semiconductor wafers during the fabrication of integrated circuits (ICs). Photoresist is a photosensitive material that undergoes chemical changes upon exposure to light. It is typically composed of a polymer matrix blended with photosensitive compounds called photoactive compounds (PACs) or photoacid generators (PAGs). These PACs or PAGs are responsible for the changes in the resist's solubility when exposed to light of a specific wavelength. During the photolithography process, a thin layer of photoresist is spun onto the wafer surface. The resist is initially in a liquid state and flows to form a smooth and uniform film. Next, the wafer is exposed to ultraviolet (UV) light through a photomask, which contains the desired pattern. The light causes the photoactive compounds in the resist to generate acid or other reactive species. This acid then catalyzes a chemical reaction that alters the resist's solubility. After exposure, the wafer undergoes a development step, where portions of the photoresist that were exposed to light dissolve in a developing solution, leaving behind the desired pattern. The remaining resist acts as a protective layer during subsequent etching or ion implantation processes, transferring the pattern onto the underlying material. The performance of photoresist, including resolution, line edge roughness, and sensitivity to light, is critical to the overall quality and yield of the fabricated ICs. Ongoing research and development efforts focus on improving these properties to meet the ever-increasing demands of the semiconductor industry.
