This device features xenon arc lamps, motorized precision alignment and 3-axis stages, and an easy to use GUI interface. BT-22 offers superior accuracy in both fine pitch and large scale die attach applications. Its fast mode is suitable for both high and low volume applications, with a minimum pitch of 0.75mm and bond loop diameter of 0.4mm. The die to die pitch is 0.4mm, making it one of the most accurate bonders in its category. Its high repeatably and accuracy offers fine pitch and bond loop pitch control, without the need of an external operator. The high precision alignment system of DAGE BT-22 features adjustable x-y-z motion, providing superior bond loop precision and repeatability. The 3-axis stages feature 200mm travel, a precision of 0.25um across all stages, and 0.125um in the Z-axis and 0.02um in the Y-axis. The highly accurate motion control features an integrated stress analysis system which connects to a computer aided design software, allowing users to review and analyze alignments faster. BT-22 utilizes two independently controlled, heat sealed xenon arc lamps, offering variable power focus setting, total control of function times, oven temperature control and uniform heating for maximum accuracy. The proprietary software program ensures quality resulting bonds and task repeatability. For ease of use, DAGE BT-22 also includes an intuitive graphical user interface which allows task programming, software menu selection and editing of parameters without the need for a PC. It also includes a built-in low vacuum consumable, ideal for die attach, modification, and rework applications.
