Die bonder.
MRSI 505 is an advanced die attach manipulator, manufactured by MRSI systems, that offers automatically die attach capabilities to assemble components on wafers, printed circuit board (PCBs) and ceramic substrates. The equipment is designed with a standard configuration of a single rotation-indexing bed, a transport table and a toolhead/servo drive assembly. The system also features a closed loop servo drive which offers precise positioning and high repeatability for extremely accurate and repeatable results. 505 unit uses a choice of vacuum pick-ups and other attach tools in order to attach chips, Flip Chips, Multi-chip Modules (MCMs) or Quad Flat No-leads (QFNs) to a variety of components. The machine also comes equipped with easy to use teaching console and software, allowing for the easy programming of parameters such as cycle time, attach and release force, temperature, and so on. The teaching console also allows for the programming of special chip shapes and sizes, including ramp and off-reading shapes. The tool is also capable of performing high precision alignment and precise placement of components while in the attachment process. High accuracy spindle alignment is possible and all the fine movements are carried out via servo motor, rapidly and accurately. MRSI 505 asset also features advanced vision technology to facilitate the camera alignment and placement. In terms of safety, 505 is equipped with a protective cover and includes a safety interlock feature. In addition, the model's closed loop servo drive provides precise positioning and smooth operation. The equipment is also decoupled from the environment to provide vibration insulation from external sources. Finally, MRSI 505 has been designed to maximize throughput and minimize waste, allowing for fast throughput and high precision. The system is also flexible and easy to calibrate and maintain. The unit offers the user a variety of options for the tooling, attachments, and the vision machine, allowing for customization to varying production requirements.
