SVG 86-3 is a high resolution, positive resist system designed for submicron imaging in the semiconductor industry. It is formulated to provide excellent chemical and mechanical resistance and high imagability. The resist can be applied and patterned without the need for prebaking or postbaking. 86-3 consists of a photosensitive compound of polymethylglutarimide-co-thioglycolic acid (PMGTA) copolymer that is crosslinked with a photoacid generator (DQN) to form a sol-gel. When exposed to ultraviolet light, the DQN decomposes to generate a proton which crosslinks the PMGTA polymer network. The proton catalytically reacts with unmasked regions of the resist, creating an insoluble amide linkage structure. This allows for the selective de-patterning of the film from exposed regions, resulting in the formation of a patterned hardbaked resist. This system's excellent flow and leveling characteristics provide for good film coverage on substrates, even in feature-dense areas. The PMGTA copolymer also exhibits excellent protection against chemical attack and mechanical abrasion during the etching process. The dry film formulation also provides superior storage stability compared to liquid resists, with no drying or baking required before processing. The addition of an annealing step during the post exposure bake (PEB) stage can increase photoresist sensitivity and reduce pattern drift in dense imaging, while optimizing image fidelity. Furthermore, the resist can be etched with a variety of processes including: wet etching, plasma etching, and vapor phase etching, making it highly versatile and suitable for a variety of applications. SVG 86-3 has proven efficacy in deep-UV (λ388nm) imaging for stacked device fabrication and other demanding lithography applications.
