SVG 88-3 is a type of photoresist designed for advanced lithography in the semiconductor industry. It is a single layer resist equipment which is based on a blend of three different photo-active components. This blend of photo-active components provides a wide exposure energy range and an optimal sensitivity, enabling it to be used in multi-density lithography processes. The system provides superior resolution, due to its high-resolution capability, allowing it to be used as a primary imaging layer as well as in advanced lithography processes. It also offers good mechanical properties, reducing the risk of deformation during coating and drying. Furthermore, the resist has a lower electron beam absorption rate than other resists, making it compatible with electron beam exposure systems. It's also chemically resistant, with good stability for a long shelf life. 88-3 resist unit is suitable for a wide range of applications such as transistor patterning, gate structure definition, metallization layering, contact hole formation, and interconnect routing.
