ADT / K&S 7100 ADHM is a complete automatic scribing and dicing equipment designed for the production of semiconductor wafers and devices. It is an all-in-one tool that combines scribing, laser dicing, and manual dicing. It is suitable for the precision production of thin wafers and devices with tight tolerances and high accuracy. The scribing tool uses a highly precise motorized spindle to accurately mark the wafer with specific dimensions. The spindle has an integrated optical micrometer that ensures exact scribe line widths. An automatic linear movement system also ensures precise positioning and all marks require minimal manual intervention. The scribing tool is capable of handling up to 15,000 micron thick wafers with a speed of 1.5 m/min. The laser dicing unit is a pulsed Yb-fiber laser with a working range of 430 to 500 nm, allowing highly precise laser slicing. The laser's high peak power and short pulse length allow it to achieve high efficiency in cutting even thin substrates. With minimal thermal diffusion and no material deformation, the laser can produce linear cuts on wafers with high precision. Lastly, the manual dicing option is designed for more complex applications, such as cutting printed circuit boards or insulative films. Offering a range of saws to accommodate different substrates and sizes, the manual dicing tool has manual saws that are clean and easy to operate. With a variable speed saw, adjustable blade tension, and saw blade guard, the manual dicing option offers precise cutting capabilities. Therefore, ADT 7100ADHM is a highly precise, all-in-one scribing and dicing machine that is suitable for the precise production of thin wafers and devices with tight tolerances and high accuracy. Its combination of motorized spindles, laser technology, and manual dicing offers precise cutting capabilities in a variety of applications.
