ADT / K&S 7500 is a scribing / dicing equipment used in semiconductor processing. It is designed to cut, mark, and score wafers by direct writing on a variety of substrates. This system utilizes a laser beam to accurately make scribed lines on the wafer substrate. The laser beam is generated by Nd:YAG (neodymium-doped yttrium aluminum garnet) laser sources and focused by an f-theta lens onto the material after passing through a variety of filter optics and mirrors. The laser has a steep angle of incidence providing a defined depth of cut and producing accurate scribes. ADT 7500 has extremely high-precision control of the laser beam, allowing for a high degree of accuracy. It has an air bearing X-axis, for smooth and accurate movement of the laser spot. The laser beam is aligned so that it strikes the wafer spot perpendicular to its surface, increasing accuracy and repeatability. It can make straight scribes or highly complex patterns. The unit also features an air bearing Y-axis with a rapid motion servo-driven stage. It allows for quick and accurate movement of the laser spot and allows for cutting of wafers with up to 8-inch diameter. An up-down. stage allows for continuous marking of the wafer substrates, making the marking process more automated and efficient. In addition, K&S 7500 has a separate stage for pick and place of wafers. This is done with tooling suitable for 4-inch or 6-inch diameter wafers. The machine also has an integrated vision tool which aligns the laser spot to the fiducial markers on the wafer before marking. The software that controls 7500 allows for custom programming of the scribing / dicing process by providing a wide range of parameters that can be altered. These parameters include laser power, pulse frequency, pulse diversity, and acceleration settings.
