DISCO DFD 651 is a scribing and dicing equipment developed by DISCO Hi-Tec, Inc. It is based on the revolutionary "Scribing Technology" of the company, which has been in use for over 20 years. The device utilizes several components to achieve the high-precision scribing and dicing performance it provides. The system consists of a "head" containing the actual scribing tools, a digitally controlled end effector/ wafer stage, video inspection, and a full-size scriber base. The high-speed scriber head is equipped with a laser beam and two laser detectors, three diamond scribing tools, two knife blades, and two stapler heads. The two knife blades are capable of cutting up to 50 microns, while the three diamond scribing tools are capable of scribing up 3 micron-wide lines. The digitally controlled end effector/ wafer stage is equipped with an x-axis positioning table, which is controlled by a Programmable Logic Controller (PLC). This stage allows the scriber head to move along the scribing trajectory, while keeping the substrate in place. Additionally, the stage can be programmed to make various cuts on patterned and/or randomly deposited substrates, depending upon the application. The unit also features advanced video inspection technology, which is used to detect surface contamination and assess wafer flatness and surface rolling. The inspection machine is made up of an array of sensors that monitor the substrate's surface using lasers and cameras, providing real-time feedback to the PLC.
